We propose a new mechanism for negative differential conductance in nanometric single barrier structures when transport is mainly controlled by tunneling processes and space charge effects. Current-voltage characteristics and shot-noise anomalies are theoretically investigated for simple and realistic models of GaAs-GaAlAs-GaAs semiconductor diodes.
