Small-signal response of interface states at passivated InGaAs surfaces was investigated from 1 Hz to 1 GHz at room temperature. A response of interface state admittance was observed over a surprisingly wide frequency range from 1 Hz to microwave frequencies. The complicated frequency dependence of the MIS admittance can be well fitted into an equivalent circuit based on the disorder-induced gap state (DIGS) model.
