What is MOS Composite Static Induction Thyristor about?
The MOS composite static induction thyristor (MCS) combines a MOS transistor connected in a cascode configuration to a static induction thyristor (SITh). In the blocking state, nearly all the voltage drops across the SITh, protecting the MOSFET. For fast switching, the low-voltage MOSFET regulates the voltage applied to the pnp transistor within the SITh. This allows the MCS to accumulate holes in the n-base layer, similar to a saturated bipolar transistor, resulting in a low saturation voltage even at high
